Electrophysical characteristics of p- and n-Si
contacts with YBa2Cu3O7 ceramics have been
studied. Basing on comparative consideration of those characteristics
with other experimental data on CuO and YBa2Cu3O7,
a possible model has been proposed for the YBa2Cu3O7
energy structure where the ceramics is presented as a multiband material
with consecutive symmetric arrangement of central and side valleys.
The model of nonequilibrium charge carriers cascade recombination
has been proposed consisting in a hierarchic change of the recombination
mechanisms under variation of the applied voltage and temperature
from the three-molecular recombination to bimolecular and then single-molecular
ones.
